Toshiba Introduces New Line-up of Internally Matched C-Band Power GaAs FETs Ranging From 4 W to 25 W

New "Ultra Linear" series offers the high linearity, gain and efficiency required for emerging high-speed, high capacity VSAT and terrestrial microwave radio applications

BOSTON, MA. Toshiba America Electronic Components, Inc. (TAEC) today announced its new series of internally matched C-Band Gallium Arsenide (GaAs) FETs.

Spanning the 4-watt (W) to 25W power range, the new "UL (Ultra Linear)" series offers improved linearity and higher gain over Toshiba s existing line-up of internally matched C-Band GaAs FETs, allowing customers to achieve better system performance at lower price points to meet market demand.

The UL series is targeted toward a wide range of current and emerging telecommunication applications, including commodity C-Band Very Small Aperture Terminal (VSAT) communications; C-Band point-to-point microwave radio communications, such as Synchronous Digital Hierarchy (SDH) network data transmission; C-Band point-to-multipoint microwave radio communications for the Unlicensed National Information Infrastructure (U-NII) band; and driver applications for high-power, solid-state power amplifiers (SSPA) used for satellite uplinks.

"Toshiba s new UL series of C-Band Power GaAs FETs provides the higher linearity, gain and efficiency required for cost-effective design of emerging satellite and terrestrial communication applications," said Ed Monzon, senior business development manager for TAEC s Microwave Business Unit. "This new product line-up will enable Toshiba to expand our focus into rapidly growing telecommunications market segments, which are being fueled by explosive demand for high-speed Internet access. This, in turn, will strengthen Toshiba s overall position as a leading provider of state-of-the-art microwave components."

The need for high linearity is being driven by the high data rate requirements of satellite and terrestrial communications, as well as emerging U-NII band applications for wireless data communication. As these applications shift from voice-oriented communications to data-oriented communications in order to meet increasing demands for high-speed Internet access, they are using more complicated vector-type modulation schemes, which require higher linearity performance.

Toshiba s UL series devices provide 1dB higher gain and 2dB higher linearity over the company s existing line-up of internally matched C-Band GaAs FETs. These advancements reduce the number of FET stages required for completed power amplifiers, while improving the bit error rate (BER) for whole communication systems. The high efficiency of the UL series devices reduces the power supply capacity and simplifies the thermal design, enabling design engineers to use fewer components for lower total system costs.

The UL series is based on refinements to Toshiba s GaAs MESFET process technologies, along with a new device structure utilizing a PHS (Plated Heat Sink) at the source contact. Toshiba s ion implantation technologies, which provide abrupt carrier concentration profile and high carrier density, and VIA-HOLE structure, which reduces source inductance, contribute to the enhanced gain and linearity performance.

Toshiba has expanded its current line-up of 4W, 8W and 16W devices by adding 6W, 12W and 25W C-Band Power GaAs FETs to the UL series for the 5.9 to 6.4 gigahertz (GHz) range. In addition, the UL series features industry compatible packaging, enabling scalable designs with a variety of output power.

Toshiba plans to expand the UL series to the X-and Ku-Band frequency ranges in the future.
