Highly Linear Amplifier Designed for Base Station Applications at 3.5 GHz
Tempe, AZ. As the need for high-speed, high-capacity voice, data, internet and video services increases, carrier frequencies must increase in order to supply the bandwidth needed for these services. As a result, carrier frequencies have increased into areas where gallium arsenide (GaAs) technologies have historically dominated. To meet the challenge of higher frequency operation, Motorola has developed a new GaAs PHEMT (Pseudomorphic High Electron Mobility Transistor) transistor for broadband wireless access infrastructure applications in the S-band frequency range -- the MRFG35010.
The MRFG35010 is an unmatched, 3.5 GHz, 10-watt, 12-volt, GaAs discrete transistor available in a bolt-down, non-hermetic package suitable for use as a driver stage in a broadband wireless local loop (BWLL) base station amplifier. Non-hermetic packaging is utilized for cost savings. The use of a non-hermetic package has been validated by performing a highly accelerated stress and temperature test on bare GaAs die under normal operating voltages. This test was performed per JEDEC standard JESD22A110B.
"We are looking to expand our product portfolio with PHEMT technology at higher frequencies to serve applications outside of the traditional cellular/PCS/3G infrastructure markets," said Lynelle McKay, RF Device Operations Manager for Motorola s Wireless Infrastructure Systems Division. "With the MRFG35010, we are now a player in the broadband wireless access market."
Additional PHEMT products are in development targeting higher power transistors for BWLL at 3.5 GHz and a high performance, broadband IC for MMDS (multi-channel, multi-point distribution systems). The MRFG35010 is priced at $75.00 each in low volume quantities. Pricing is in U.S. dollars for U.S. delivery only. Prototype samples of the MRFG35010 are available now, and production orders for this device will be accepted in April 2001.
