TriQuint Introduces An HBT Transmit Chipset For CDMA

HILLSBORO, OR. TriQuint Semiconductor, Inc. announces the release of a RF transmit solution for dual band CDMA handsets. The chipset comprises a driver amplifier, the TQ7M51, and PCS and Cellular band power amplifiers, (TQ7631 and TQ7131 respectively).

All devices in this chipset are fabricated using TriQuint’s highly reliable InGaP (Indium Gallium Phosphide) HBT process.

The driver amplifier is packaged in SOT-23-6 package and the power amplifiers are packaged in 4-mm square, lead-less chip carrier packages, with a backside paddle.

The driver and power amplifiers provide a fully compliant IS 98 transmit solution for small form factor, dual or single band phones.

TriQuint has extensive experience in fabricating InGaP HBTs, starting initial production in 1997. These devices are all fabricated in TriQuint s own wafer fabrication facilities.

Rupert Prince, Marketing Director of wireless communications division, stated "Since commencing sampling we have seen strong interest from the market for these devices. The electrical performance and the extremely small applications circuit has generated considerable interest at our key customers for this solution". Prince continued: "Coupled with our recently introduced receiver chipset, TriQuint is in a position to offer one of the highest performance, smallest size, CDMA RF solutions on the market today."

PERFORMANCE TQ7M51

Packaged in a SOT 23-6 the TQ7M51 driver amplifier has a typical Adjacent Channel Power (ACP) performance of -60 dBc and an Alternate Channel Power (ALT) of -75 dBc. The P1dB point of the amplifier is rated at 13 dBm min and the amplifier has a stepped gain control with a 30 dB dynamic range.

Both input and output return loss is rated at 10 dB min and the amplifier had a reverse isolation of over 25 dB. This performance makes the amplifier ideal as a driver amplifier for either CDMA or TDMA (IS136) transmit chains.

TQ7131

Packaged in an MLF 16 lead-less low profile plastic package, the TQ7131 cellular band CDMA amplifier has a typical CDMA efficiency of 35 % and an AMPS efficiency of 45%. Typical gain of the amplifier is 29 dB. To improve efficiency at lower power levels the Quiescent current can be switched from High power setting of 120 mA (used when the power output of the amplifier is +28.5 dBm) to a lower power setting of 60 mA (used when the power output is +10.0 dBm).

TQ7631

Packaged in an MLF 16 lead-less low profile plastic package, the TQ7631 PCS band CDMA amplifier has a typical CDMA efficiency of 35 %. Typical gain of the amplifier is 28 dB at full output power.

To improve efficiency at lower power levels the operating current can be switched from High power setting of 120 mA (used when the power output of the amplifier is +28.5 dBm) to a lower power setting of 60 mA (used when the power output is +10.0 dBm).

Both the TQ7131 and 7631 power amplifiers are packaged in 4 mm square MLF 16 packages. The output match on both amplifiers is achieved with a simple printed inductor (on the PCB) and a shunt capacitor (0402 size). Other components on the applications board include bypass capacitors and a DC choke.

APPLICATIONS

While specifically designed for the CDMA handset market, and providing a true, tri-mode worldwide capability, these devices are appropriate for any application utilizing the cellular or PCS frequency bands such as pagers, WLAN, or base station equipment.

In addition the driver amplifier has been characterized for use in Wide-band CDMA systems, where it meets all the required electrical parameters.

PRICE AND DELIVERY

Pricing for the chip set is as follows: TQ7M51 driver amplifier $1.50 each; TQ7131 cellular band PA is priced at $2.70 each and the TQ7631 PCS band PA is priced at $2.70 each. All prices are for 1000 piece quantities and are currently available in Engineering quantities.
