RF Nitro Demonstrates First GaN-based Multi-Watt Tunable Source
RF Nitro, a Charlotte NC based company, has demonstrated multi-Watt AlGaN/GaN HEMT-based voltage controlled oscillators (VCOs) with high efficiency. Varactor-tuned oscillators implemented using distributed networks oscillate at 3GHz with high output power (2.7W), high efficiency (27%), high supply voltage range (3.5V-30V) with nominal tuning bandwidth(6%).
Separate designs were design and tested at 6GHz. The single side-band noise of GaN-based VCOs was tested at 6GHz, along with the phase noise of GaAs FET-based VCOs and GaAs HBT-based VCOs. The phase noise (at 6GHz) of GaN FET-based VCOs is comparable to the phase noise of VCOs built using GaAs FET-based amplifiers.
"These results indicate high power AlGaN/GaN-based VCOs may be used as high efficiency sources for radio communications," says Joseph Smart, V.P. of Advanced Technology at RF Nitro.
